Im Rahmen der Arbeit wurden 2D- und 3D-photonische Kristalle aus makroporösem Silizium hergestellt und optisch charakterisiert. Nach einer photolithographischen Strukturierung der Oberfläche wurde n-typ Silizium in Flußsäure unter Beleuchtung der Rückseite elektrochemisch geätzt. Durch eine konstante Beleuchtungsintensität während des Ätzprozesses konnte ein 2D-hexagonales Gitter aus geraden Poren mit einer Gitterkonstante von a=500nm im Silizium erzeugt werden. Diese Struktur stellt damit einen 2D-photonischen Kristall dar. Durch Reflexionsmessungen und Vergleich mit Bandstruktur- und Reflexionsrechnungen konnte eine vollständige 2D-photonische Bandlücke im nahen Infrarot bei λ=1,3µm nachgewiesen werden. Weiterhin wurden durch Bestrahlung des 2D-photonischen Kristalls mit einem Pumplaser freie Ladungsträger im Silizium erzeugt. Das führte zu einer Verringerung des Brechungsindexes des Siliziums und einer Verschiebung der Bandlücken zu höheren Frequenzen. Dies wurde experimentell durch Verschiebung des Bereichs der Totalreflexion nachgewiesen. Bei einer maximalen Energiedichte des Pumplaserpulses von 2,1mJ/cm2 wurde die Verschiebung einer Bandkante um Δλ=29nm auf einer Zeitskala von 400fs beobachtet. Durch periodische Variation der Beleuchtungsstärke während des photoelektrochemischen Ätzprozesses konnte eine periodische Modulation des Porendurchmessers mit der Porentiefe erreicht werden. Zusammen mit der lateralen 2D-Periodizität mit einer Gitterkonstante von a=1,5µm ergibt sich damit ein 3D-photonischer Kristall für das mittlere Infrarot. Die photonische Bandstruktur wurde mittels polarisationsabhängiger Transmissionsmessungen analysiert. Durch Auswertung der Fabry-Perot-Resonanzen, konnten Gruppengeschwindigkeiten bestimmt werden. Ein Spektralbereich omnidirektionaler Totalreflexion wurde mittels Transmissionsmessungen bei unterschiedlichen Einfallswinkeln nachgewiesen. Der Einbau einer Defektschicht in den 3D-Kristall ergab Defektresonanzen in den Transmissionsspektren, aus deren Breite exakte Werte für die Reflexion innerhalb der Bandlücke bestimmt wurden. Die polarisationsabhängige spektrale Lage der Defektresonanzen konnte auf eine Aufhebung der zweifachen Entartung der photonischen Bänder zurückgeführt werden. Diese folgt aus der Symmetriereduzierung aufgrund der spezifischen Form der Porenquerschnitte und ist ein Beispiel für den Einfluß der Formdoppelbrechung.

Zusammenfassung (Englisch)

In this work the fabrication of 2D and 3D photonic crystals on the basis of macroporous silicon as well as their optical properties are described. After a photolithographic structuring of the surface the n-type silicon wafer was electrochemically etched in hydrofluoric acid applying a backside illumination. A constant illumination intensity lead to a 2D hexagonal pattern of straight pores in silicon with a lattice constant of a=500nm. With that this structure represents a 2D photonic crystal. A complete 2D photonic bandgap in the near infrared at λ=1,3µm was demonstrated by comparison of reflection measurements with bandstructure and reflection calculations. The excitation of free carriers in the silicon due to illumination of the 2D photonic crystal with a pump laser resulted in a reduction of the refractive index of the silicon. This lead to a shift of the bandgaps towards higher frequencies which could be experimentally proven by a shift of the spectral region of total reflection. At a maximum energy density of the pump laser pulse of 2.1mJ/cm2 a shift of the bandgap by Δλ=29nm at a time scale of 400fs could be observed. Applying a periodic variation of the illumination intensity during the photo-electrochemical etch process a periodic modulation of the pore diameters with the pore depth was achieved. Together with the lateral 2D periodicity with a lattice constant of a=1.5µm this results in a 3D photonic crystal for the mid infrared. The photonic bandstructure was analysed using transmission measurements. By evaluating the Fabry-Perot-resonances the group velocity could be determined. A spectral region of omnidirectional total reflection was demonstrated by angular dependent transmission measurements. The introduction of a defect layer in the 3D crystal lead to defect resonances in the transmission spectra. Their spectral width could be used to obtain exact values for the reflection within the bandgap. The polarisation dependent spectral position of these defect resonances was attributed to the lift of degeneracy of the photonic bands. The reason for this is the reduction of symmetry due to the specific pore shape. It can also be explained by the effect of form birefringence.
